電流⒈ 額定通態(tài)電流(IT)即最大穩(wěn)定工作電流,俗稱電流。常用可控硅的IT一般為一安到幾十安。耐壓⒉反向重復(fù)峰值電壓(VRRM)或斷態(tài)重復(fù)峰值電壓(VDRM),俗稱耐壓。常用可控硅的VRRM/VDRM一般為幾百伏到一千伏。觸發(fā)電流⒊ 控制極觸發(fā)電流(IGT),俗稱觸發(fā)電流。常用可控硅的IGT一般為幾微安到幾十毫安。額定正向平均電流4.在規(guī)定環(huán)境溫度和散熱條件下,允許通過(guò)陰極和陽(yáng)極的電流平均值常用可控硅的封裝形式有TO-92、TO-126、TO-202AB、TO-220、TO-220ABC、TO-3P、SOT-89、TO-251、TO-252、SOT-23、SOT23-3L

普通晶閘管最基本的用途就是可控整流。大家熟悉的二極管整流電路屬于不可控整流電路。如果把二極管換成晶閘管,就可以構(gòu)成可控整流電路。以最簡(jiǎn)單的單相半波可控整流電路為例,在正弦交流電壓U2的正半周期間,如果VS的控制極沒(méi)有輸入觸發(fā)脈沖Ug,VS仍然不能導(dǎo)通,只有在U2處于正半周,在控制極外加觸發(fā)脈沖Ug時(shí),晶閘管被觸發(fā)導(dǎo)通。畫出它的波形(c)及(d),只有在觸發(fā)脈沖Ug到來(lái)時(shí),負(fù)載RL上才有電壓UL輸出。Ug到來(lái)得早,晶閘管導(dǎo)通的時(shí)間就早;Ug到來(lái)得晚,晶閘管導(dǎo)通的時(shí)間就晚。通過(guò)改變控制極上觸發(fā)脈沖Ug到來(lái)的時(shí)間,就可以調(diào)節(jié)負(fù)載上輸出電壓的平均值UL。在電工技術(shù)中,常把交流電的半個(gè)周期定為180°,稱為電角度。這樣,在U2的每個(gè)正半周,從零值開(kāi)始到觸發(fā)脈沖到來(lái)瞬間所經(jīng)歷的電角度稱為控制角α;在每個(gè)正半周內(nèi)晶閘管導(dǎo)通的電角度叫導(dǎo)通角θ。很明顯,α和θ都是用來(lái)表示晶閘管在承受正向電壓的半個(gè)周期的導(dǎo)通或阻斷范圍的。通過(guò)改變控制角α或?qū)ń?theta;,改變負(fù)載上脈沖直流電壓的平均值UL,實(shí)現(xiàn)了可控整流。1:小功率塑封雙向可控硅通常用作聲光控?zé)艄庀到y(tǒng)。額定電流:IA小于2A。2:大;中功率塑封和鐵封可控硅通常用作功率型可控調(diào)壓電路。像可調(diào)壓輸出直流電源等等。3:大功率高頻可控硅通常用作工業(yè)中;高頻熔煉爐等。可控硅從外形上分主要有螺旋式、平板式和平底式三種,螺旋式的應(yīng)用較多。可控硅有三個(gè)電極---陽(yáng)極(A)陰極(C)和控制極(G)。它有管芯是P型導(dǎo)體和N型導(dǎo)體交迭組成的四層結(jié)構(gòu),共有三個(gè)PN結(jié)?煽毓韬椭挥幸粋(gè)PN結(jié)的硅整流二極度管在結(jié)構(gòu)上迥然不同。可控硅的四層結(jié)構(gòu)和控制極的引用,為其發(fā)揮“以小控大”的優(yōu)異控制特性奠定了基礎(chǔ)。在應(yīng)用可控硅時(shí),只要在控制極加上很小的電流或電壓,就能控制很大的陽(yáng)極電流或電壓。電流容量達(dá)幾百安培以至上千安培的可控硅元件。一般把5安培以下的可控硅叫小功率可控硅,50安培以上的可控硅叫大功率可控硅。可控硅為什么其有“以小控大”的可控性呢?下面我們用圖表-27來(lái)簡(jiǎn)單分析可控硅的工作原理。

首先,可以把從陰極向上數(shù)的第一、二、三層看面是一只NPN型號(hào)晶體管,而二、三四層組成另一只PNP型晶體管。其中第二、第三層為兩管交迭共用。當(dāng)在陽(yáng)極和陰極之間加上一個(gè)正向電壓Ea,又在控制極G和陰極C之間(相當(dāng)BG1的基一射間)輸入一個(gè)正的觸發(fā)信號(hào),BG1將產(chǎn)生基極電流Ib1,經(jīng)放大,BG1將有一個(gè)放大了β1倍的集電極電流IC1。因?yàn)锽G1集電極與BG2基極相連,IC1又是BG2的基極電流Ib2。BG2又把比Ib2(Ib1)放大了β2的集電極電流IC2送回BG1的基極放大。如此循環(huán)放大,直到BG1、BG2完全導(dǎo)通。實(shí)際這一過(guò)程是“一觸即發(fā)”的過(guò)程,對(duì)可控硅來(lái)說(shuō),觸發(fā)信號(hào)加入控制極,可控硅立即導(dǎo)通。導(dǎo)通的時(shí)間主要決定于可控硅的性能。可控硅一經(jīng)觸發(fā)導(dǎo)通后,由于循環(huán)反饋的原因,流入BG1基極的電流已不只是初始的Ib1,而是經(jīng)過(guò)BG1、BG2放大后的電流(β1*β2*Ib1)這一電流遠(yuǎn)大于Ib1,足以保持BG1的持續(xù)導(dǎo)通。此時(shí)觸發(fā)信號(hào)即使消失,可控硅仍保持導(dǎo)通狀態(tài)只有斷開(kāi)電源Ea或降低Ea,使BG1、BG2中的集電極電流小于維持導(dǎo)通的最小值時(shí),可控硅方可關(guān)斷。當(dāng)然,如果Ea極性反接,BG1、BG2由于受到反向電壓作用將處于截止?fàn)顟B(tài)。這時(shí),即使輸入觸發(fā)信號(hào),可控硅也不能工作。反過(guò)來(lái),Ea接成正向,而觸動(dòng)發(fā)信號(hào)是負(fù)的,可控硅也不能導(dǎo)通。另外,如果不加觸發(fā)信號(hào),而正向陽(yáng)極電壓大到超過(guò)一定值時(shí),可控硅也會(huì)導(dǎo)通,但已屬于非正常工作情況了。可控硅這種通過(guò)觸發(fā)信號(hào)(小的觸發(fā)電流)來(lái)控制導(dǎo)通(可控硅中通過(guò)大電流)的可控特性,正是它區(qū)別于普通硅整流二極管的重要特征。普通可控硅的三個(gè)電極可以用萬(wàn)用表歐姆擋R×100擋位來(lái)測(cè)。大家知道,晶閘管G、K之間是一個(gè)PN結(jié)(a),相當(dāng)于一個(gè)二極管,G為正極、K為負(fù)極,所以,按照測(cè)試二極管的方法,找出三個(gè)極中的兩個(gè)極,測(cè)它的正、反向電阻,電阻小時(shí),萬(wàn)用表黑表筆接的是控制極G,可以用剛才演示用的示教板電路。接通電源開(kāi)關(guān)S,按一下按鈕開(kāi)關(guān)SB,燈泡發(fā)光就是好的,不發(fā)光就是壞的。鑒別可控硅三個(gè)極的方法很簡(jiǎn)單,根據(jù)P-N結(jié)的原理,只要用萬(wàn)用表測(cè)量一下三個(gè)極之間的電阻值就可以。陽(yáng)極與陰極之間的正向和反向電阻在幾百千歐以上,陽(yáng)極和控制極之間的正向和反向電阻在幾百千歐以上(它們之間有兩個(gè)P-N結(jié),而且方向相反,因此陽(yáng)極和控制極正反向都不通)。

控制極與陰極之間是一個(gè)P-N結(jié),因此它的正向電阻大約在幾歐-幾百歐的范圍,反向電阻比正向電阻要大?墒强刂茦O二極管特性是不太理想的,反向不是完全呈阻斷狀態(tài)的,可以有比較大的電流通過(guò),因此,有時(shí)測(cè)得控制極反向電阻比較小,并不能說(shuō)明控制極特性不好。另外,在測(cè)量控制極正反向電阻時(shí),萬(wàn)用表應(yīng)放在R*10或R*1擋,防止電壓過(guò)高控制極反向擊穿。若測(cè)得元件陰陽(yáng)極正反向已短路,或陽(yáng)極與控制極短路,或控制極與陰極反向短路,或控制極與陰極斷路,說(shuō)明元件已損壞。

可控硅是可控硅整流元件的簡(jiǎn)稱,是一種具有三個(gè)PN結(jié)的四層結(jié)構(gòu)的大功率半導(dǎo)體器件。實(shí)際上,可控硅的功用不僅是整流,它還可以用作無(wú)觸點(diǎn)開(kāi)關(guān)以快速接通或切斷電路,實(shí)現(xiàn)將直流電變成交流電的逆變,將一種頻率的交流電變成另一種頻率的交流電,等等?煽毓韬推渌雽(dǎo)體器件一樣,其有體積小、效率高、穩(wěn)定性好、工作可靠等優(yōu)點(diǎn)。它的出現(xiàn),使半導(dǎo)體技術(shù)從弱電領(lǐng)域進(jìn)入了強(qiáng)電領(lǐng)域,成為工業(yè)、農(nóng)業(yè)、交通運(yùn)輸、軍事科研以至商業(yè)、民用電器等方面爭(zhēng)相采用的元件。

Passing high currents through the glass produces direct heating in the resistance presented by the glass, named boosting.
